Improvement of Migration Lifetime by Dual-sized Grain Structure in 1% Si-Al Metal Line (이중 결정립 구조 1%Si-Al 금속선에 의한 Migration 수명의 개선)

  • After the 1%S-Al metal is deposited, a thin oxide is formed thereon. Then, a single charged Argon(Ar$^{+}$) is ion implanted into the oxide layer, thereby causing the metal grain in the upper surface of the metal layer to become amorphous. Consequently, the grain size will be reduced and the rough surface of the metal layer flattened. However, the remainder of the metal layer beneath the upper surface thereof will still exhibit large grain size and low resistance, because the Argon ion is only implanted to characterized by a dual-sized grain structure which served to reduce interlayer stress, thereby decreasing the rate of stress migration, and to lower the resistivity of the metal line, thereby enhancing the electromigration characteristic thereof. Experiments have shown that the metal line exhibits a metal migration rate which is approximately 700% less than the control group and a standard deviation which is approximately 200% less than these group.p.

Investigation on DHF Application at Metal CMP Cleaning Process (Metal CMP 세정 공정에서 DHF 적용에 관한 연구)

  • In this study, we evaluated the dilute HF cleaning to reduce residual defects made by metal CMP process. The purpose of this test is to observe the existence of barrier metal damage during DHF cleaning on condition that it should not affect metal thin film reliability, so we will get rid of slurry residual particles as a main defect of the metal CMP process for the better yield. In-line defect data showed us that slurry residual particles were removed by DHF application. The HF rinse significantly reduced metal contamination levels and surface roughness. The best effect by additional oxide loss was discovered when Dilute HF condition is 10".

Availability of Carboxylated Magnetic Beads for Extracting Heavy Metals from Aqueous Solution

  • It was examined in this study that magnetic beads, which are assumed to be environmentally functional, could be effective in processing heavy metals that are water pollutants. For the purpose, magnetic beads containing carboxyl groups, which has strong binding force with heavy metals, are mixed with each Cd, Pb, Ni, Cu and Cr(III) solution, then stirred in pH 6. As a results of the process, it was proven that heavy metals bind quickly with magnetic beads through the reaction. In order to analyze heavy metal concentration, magnetic beads bind with heavy metal were collected by external magnetic force and dissolved in acid. The graphite furnace AAS was used to get heavy metal concentration melted in the acid solution. The results showed that heavy metal extractions by magnetic beads were influenced by the type and the concentration of a heavy metal, and over 90% of a heavy metal can be extracted in ppm level save for Cr(III). It was also examined in the study whether heavy metal extraction is influenced when other ions exist in each heavy metal solution. According to experiment, adding other heavy metals to a solution did have little influence on extracting an intended heavy metal. But in case salt or heavy metal chelate was added, Ni extraction changed sensitively although extracting other heavy metals were influenced only when the concentration of an added substance is high. In conclusion, it was shown that magnetic beads could be used to treat wastewater with relatively high heavy metal concentration.

  • We investigated the influence of RTP annealing of multi-layered metal films deposited on oxides layer. Two types of oxides, BPSG and P-7205, were used as a bottom layer under multi-layered metal film. The bonding was not good in metal/BPSG/Si samples because adhesion between metal layer and BPSG oxide layer was poor by interfacial reaction during RTP annealing above 650$^{\circ}C$. On the other hand bonding was always good in metal/ P-TEOS /Si samples regardless of annealing temperature. We observed the interface between oxide and metal layers using AES and TEM. The phosphorus and oxygen profile in interface between metal and oxide layers were different in metal/BPSG/Si and metal/P-TEOS/Si samples. We have known that the properties of interface was improved in metal/BPSG/Si samples when the sample was annealed below 650$^{\circ}C$.

  • Screen printing (SP) metal contact is typically applied to the solar cells for mass production. However, SP metal contact has low aspect ratio, low accuracy, hard control of the substrate penetration and unclean process. On the other hand, photo lithograpy (PL) metal contact can reduce defects by metal contact. In this investigation, PL metal contact was obtained the multi-layer structure of Ti/Pd/Ag by e-beam process. We applied SP metal contact and PL metal contact to single crystalline silicon solar cells, and demonstrated the difference of conversion efficiency. Because PL metal contact silicon solar cell has Jsc (short circuit current density) better than silicon solar cell applied SP metal contact.

A Study of Margin Fitness in Metal-bond Porcelain Crown II (도재용착주조관 변연의 적합성에 관한 연구 II)

  • This study was undertaken to know the difference that margin fittness in metal bond porcelain crown. When we use porcelain precious metal and non-precious metal as porcelain-fused metal, the results were as following. 1. The precious metal was showed best result in margin fittness and shade. 2. The non-precious metals were showed good results, especially Gemini II was excellent, but that was not good than precious metal. 3. 10k. gold plating on non-precious metal cap showed same result as nonprecious metal in margin fittness, and not good in shade. 4. When we use the non-precious metals at upper part of crown, and using precious metal in 2mm cervical portion, the margin fittness were very good, and the results same as full veneer precious metal.

Comparison of the marginal fit of POM restorations with different thickness of metal copings (코핑 두께의 차이에 따른 POM 보철물의 변연적합도 연구)

  • Purpose: The purpose of this in vitro study was to compare the marginal fit of POM restorations with 3 different thickness of metal coping. Methods: 2.0mm Occlusal reduction, 1.0mm preparation of axial wall with 6degree taper, and chamfer margin was prepared a maxillary first premolar on dentiform. Duplicate prepared die and, make 30 individual dies with Ni-Cr metal. Make 3 groups of 30 press ceramic on Metal crown with different thickness of metal coping; 10 of 0.1mm, 10 of 0.3mm, 10 of 0.5mm thickness metal coping. The marginal fit of the crowns was evaluated 50 points per 1 crown, around the crown margin circumference under a optical microscope at original magnification ${\times}100$. A 1-way analysis of variance (ANOVA) was used to compare data. Results: The mean marginal discrepancy for POM with 0.1mm metal copings was $72.56{\mu}m$, $67.83{\mu}m$ for 0.3mm metal coping POMs, and $72.56{\mu}m$ for 0.5mm metal coping POM. The 1-way ANOVA showed significant difference among 3 groups. Conclusion: The marginal fit of pressed-on-metal (POMs) was best with 0.3mm thickness of metal coping, fallowing by 0.1mm, and 0.5mm in the order.

The effect of preheat treatment on ceramic to metal bond strength (도재-금속의 결합 강도에 미치는 비금속 합금의 열처리 효과)

  • In dental prosthetics, the application of metal-ceramic restorations has steadily increased since their introduction. This is due to excellent esthetics in combination with high mechanical stability. In order to optimum bond strength between metal and ceramics, controlled oxidation of metal substructure is essential factor. Beryllium containing and beryllium free Ni-Cr alloys for metal-ceramic restorations were evaluated for the metal-ceramic bond strength by changing heat treatment for oxide formation. A mechanical three-point bending test was employed to evaluate the interfacial bond strength of metal-ceramic. In each metal, plate type specimens were used for mechanical three-point bending test. With Ni-Cr alloys for metal ceramics, mechanical three-point bending test showed that double degassing was more available preheat treatment method than another. It was found that beryllium containing Ni-Cr alloys are more effective than beryllium-free for metal-ceramic bond strength.

AN EXPERIMENTAL STUDY ON THE CERVICAL MARGIN FITNESS IN THE COLLARLESS METAL CERAMIC CROWNS FORMED BY DIFFERENT TECHNIQUES (Collarless도재소부전장금관의 제작방법에 따른 치경부 변연적합도에 관한 실험적 연구)

  • The purpose of this study was to evaluate the cervical margin fitness in the collarless metal ceramic crowns formed by different techniques. Specimens were divided as follows : the metal ceramic crowns with metal butt margin as group I, the collarless metal ceramic crowns formed with resin binder technique as group II, and the collarless metal ceramic crowns formed with shoulder powder mixed with phosphate-bonded investment liquids on a refractory die as group III. Each group was made of five specimens, and their marginal fitness on each epoxy die was evaluated under scanning electron microscope of x200 magnification at three measuring points : mesial, central, distal. The following results were obtained. 1. The metal ceramic crowns with metal butt margin exhibited significantly better marginal fitness than the collarless metal ceramic crowns. The marginal fitness in descending order was group I, III, II. 2. The collarless metal ceramic crown formed with resin binder technique had the worst marginal fitness & showed cervical color variation and dermacation between the corrected porcelain & the dentin porcelain. 3. The collarless metal ceramic crowns formed with shoulder powder mixed with phosphate-bonded investment liquids on a refractory die exhibited significantly better marginal fitness & sharper marginal configuration than the other collarless group.

FITNESS OF THE COLLARLESS METAL-CERAMIC RESTORATIONS AT LABIAL MARGINS: A SCANNING ELECTRON MICROSCOPE STUDY (도재전장주조관의 순측 치경부 변연 적합도에 관한 주사전자현미경적 연구)

  • The purpose of this study was to evaluate the marginal fitness of collarless metal-ceramic crown formed with direct lift technique using wax compared with metal-ceramic crown with metal butt margin. Twenty crowns, ten were collarless metal-ceramic crowns and ten were metal-ceramic crowns with metal butt margins, were made and cemented on epoxy resin dies, and their marginal openings were measured on scanning electron microphotographic prints at x200 magnification. The results were as follows; 1. In the case of collarless metal-ceramic crowns, the mean marginal opeining was $43.78{\pm}17.67{\mu}m$, the mean maximum marginal opening was $52.81{\pm}19.81{\mu}m$, and the mean minimum marginal opening was $34.99{\pm}16.58{\mu}m$. 2. In the case of metal-ceramic crowns with metal butt margins, the mean marginal opening was $47.62{\pm}25.55{\mu}m$, the mean maximum marginal opening was $61.90{\pm}24.39{\mu}m$, and the mean minimum marginal opening was $34.86{\pm}24.92{\mu}m$. 3. There was no significant difference between two types of crowns at the 99% confidence level. 4. The marginal fitness of collarless metal-ceramic crown formed with direct lift technique using wax was clinically acceptable.
