Japan Jisso Technology Roadmap 2001 (JJTR2001) was published by JEITA in April 2001. Future electronic products request further higher assembly technology (ex. Finer pitch packages & components, 3D assembly, etc.) to reduce size and improve performance of the electric products. For LSI Packages, finer ball pitch technology and finer chip connection technology will be developed. For electric components, further size reduction will be developed. For Jisso (assembly) machine, finer pitch assembly and short tact time technology will be developed. Mr. Utsunomiya will present PCB roadmap next.

An fine silver particle has a variety of uses, such as in killing micrograms and as catalysts. Many techniques have been used for the production of the fine particles. Faraday cell, consisting of two silver electrodes in an electrolyte, is unique, but it is hard to get a very fine particle by this method. A finer silver nano-particle producing cell, utilizing a dielectric bed as a lower electric current and higher field controlling means, has been proposed and investigated. The I-V characteristics of the cell and effect of the dielectric bed on the producing finer silver nano-particles have been investigated. The I-V characteristics of the cell with the dielectric bed were different from that of the same system without the bed, due to the increased cell resistance and elevated electric field intensity. It is found that the proposed cell with the dielectric bed can produce finer silver nano-particles effectively, which, however, can be used as one of effective fine silver nano-particle producing means.

Through silicon via (TSV) technology holds the promise of chip-to-chip or chip-to-package interconnections for higher performance with reduced signal delay and power consumption. It includes high aspect ratio silicon etching, insulation liner deposition, and seamless metal filling. The desired etch profile should be straightforward, but high aspect ratio silicon etching is still a challenge. In this paper, we investigate the use of etch hard mask for finer TSVs etching to have clear definition of etched via pattern. Conventionally employed photoresist methods were initially evaluated as reference processes, and oxide and metal hard mask were investigated. We admit that pure metal mask is rarely employed in industry, but the etch result of metal mask support why hard mask are more realistic for finer TSV etching than conventional photoresist and oxide mask.
A previously published multiscale model for early-age cement-based materials [Pichler, et al.2007. "A multiscale micromechanics model for the autogenous-shrinkage deformation of early-age cement-based materials." Engineering Fracture Mechanics, 74, 34-58] is extended towards upscaling of viscoelastic properties. The obtained model links macroscopic behavior, i.e., creep compliance of concrete samples, to the composition of concrete at finer scales and the (supposedly) intrinsic material properties of distinct phases at these scales. Whereas finer-scale composition (and its history) is accessible through recently developed hydration models for the main clinker phases in ordinary Portland cement (OPC), viscous properties of the creep active constituent at finer scales, i.e., calcium-silicate-hydrates (CSH) are identified from macroscopic creep tests using the proposed multiscale model. The proposed multiscale model is assessed by different concrete creep tests reported in the open literature. Moreover, the model prediction is compared to a commonly used macroscopic creep model, the so-called B3 model.
Using more precise majorizing sequences we provide a finer convergence analysis than before [1], [7] of Newton's method in Riemannian manifolds with the following advantages: weaker hypotheses, finer error bounds on the distances involved and a more precise information on the location of the singularity of the vector field.
Conditions for achieving noninteraction in nonlinear multivariable systems via the decomposition of state space are well established. The main contribution of this paper is to present a Standard Decomposed System (SDS). The SDS is similar to the decomposed system of Isidorl, Krener, Gori-Giorgi, and Monaco but has a finer structure. The finer structure parallels the one used by Gilbert for linear systems. A weaker form of noninteraction, based on input-output behaviour, is decoupling. Some connections between decomposition and decoupling are also established.
The characteristics of Packsulgi were investigated with different cooking methods of conventional and pressure cookers and variation in panicle size of rice flour. The water contents of rice f1ours and Packsulgis were greater as the particle became coarser. The water contents of Packsulgis cooked with pressure cooker (P) were greater than those of conventional cooker (C). Degree of gelatinization in P was higher than that of C. There were no significant differences among the samples of P, whereas coarser f1ours tended to show higher degree of gelatinization than finer ones in C. The results of textural properties measured by rheometer showed that hardness, cohesiveness and gumminess of P was higher than that of C. The textural parameter of P increased as the particle became finer, whereas mat of C increased as the particle became coarser. L value of C was higher than that of P in me same particle size, whereas a and b value of P was higher than that of C. L and a value of both P and C increased as the particle became finer. b value in P increased as the particle became coarser, whereas mat in C increased as the particle became finer. According to me sensory evaluation, the appearance of C was more acceptable man that of P, whereas the texture of P was more acceptable than mat of C. There were no significant differences in overall quality among P and c and Packsulgis made by 60, 100 mesh rice f1our had higher acceptability than others.
A study has been investigated on the effect of mechanical properties (tension strength, rotary bending fatigue strength, wear resistance, hardness) according to the carbide particle size variation by the treatment of 1) quenching tempering, and 2) quenching, subzero treatment and tempering. The material used in this investigation was a typical bearing steel, high C high Cr, AISI E 52100. The result obtained in this study were as follows : (1) Finer the carbide particle size increasing the hardness and retained austenite in same quenching condition. (2) Finer the carbide particle size reduced the tension and rotary bending fatigue which were resulted from austenite grain growth and carbide precipitation on grain boundry that induced by carbide refine heat treatment. (3) Finer the carbide particel size increasing the wear resistance which were resulted by uniform distribution of carbide and increased hardness induced by microstructural uniform hardenability of matrix. (4) When the carbide particles were refinded, subzero treatment is effective only wear resistance and hardness.

Mechanical and thermal properties of spray-cast hypereutectic Al-20wt.%Si-xwt.%Fe alloys (x=0, 1, 3, 5) were investigated. After the spray-casting, hot extrusion was performed at $400^{\circ}C$. Intermetallic compound (${\beta}-Al_5FeSi$) and primary Si are observed in the spray-cast aluminum alloys. The size of primary Si and intermetallic compound of the spray-aluminum alloys became finer and more uniformly distributed than that of the permanent mold cast ones. Ultimate tensile strength of the spray-cast aluminum alloys increased by increasing Fe contents, but that of the permanent mold cast aluminum alloys decreased by increasing Fe contents possibly due to increased amount of coarse intermatallic compound. The coefficient of thermal expansion (CTEs) of the aluminum alloys became lower with finer primary Si and intermetallic compound, and this is attributed to the increased amount of interfacial area between the aluminum matrix and the phases of finer Si and intermetallic compound.
Sintered CdS films on glass substrate with low electrical resistivity and high optical transmittance have been prepared by coating and sintering method. All-polycrystalline CdS/CdTe solar cells with different microstructure and properties of CdTe layer were fabricated by coating a number of CdTe slurries, which consisted of Cd and Te powders, an appropriate amount of propylene glycol and 2 or 7.5 w/o $CdC1_2$, on the sintered CdS films and by sintering the glass-CdS-(Cd+Te) composites at various temperature. To explore the dependence of the solar efficiency on the preparation conditions of the CdTe layer, Cd powder with an average particle size of $0.3{\mu}m$ or $5{\mu}m$ was prepared. The use of Cd with finer particles forms more dense or uniform microstructure of the nuclear of CdTe during the heating. Therefore the use of Cd with finer particles improves the efficiency of the sintered CdS/CdTe solar cell by improving the microstructure of sintered CdTe layer. But the difference of solar efficiency by varing a particle size of Cd is decreased with increasing amount of $CdC1_2$ in the (Cd+Te) layer. All-polycrystalline CdS/CdTe solar cells with an efficiency of 10.2% under solar irradiation have been fabricated using a Cd with finer particles.
