Shape Recognition of a BGA Ball using Ring Illumination (링 조명에 의한 BGA 볼의 3차원 형상 인식)

  • Shape recognition of solder ball bumps in a BGA (Ball Grid Array) is an important issue in flip chip bonding technology. In particular, the semiconductor industry has required faster and more accurate inspection of micron-size solder bumps in flip chip bonding as the density of balls has increased dramatically. The difficulty of this issue comes from specular reflection on the metal ball. Shape recognition of a metal ball is a very realproblem for computer vision systems. Specular reflection of the metal ball appears, disappears, or changes its image abruptly due to tiny movementson behalf of the viewer. This paper presents a practical shape recognition method for three dimensional (3-D) inspection of a BGA using a 5-step ring illumination device. When the ring light illuminates the balls, distinctive specularity images of the balls, which are referred to as "iso-slope contours" in this paper, are shown. By using a mathematical reflectance model, we can drive the 3-D shape information of the ball in aquantitative manner. The experimental results show the usefulness of the method for industrial application in terms of time and accuracy.

  • Fast inspection of solder ball bumps in ball grid array (BGA) is an important issue in the flip chip bonding technology. Particularly, semiconductor industry has required faster and more accurate inspection of micron-size solder bumps in flip chip bonding, as the density of balls increase dramatically. In this paper, we describe an inspection approach of BGA balls by using 5-step ring illumination device and normalized cross-correlation (NCC) method. The images of BGA ball by the illumination device show unique and distinguishable characteristic contours by their 3-D shapes, which are called as "iso-slope contours". Template images of reference ball samples can be produced artificially by the hybrid reflectance model and 3D data of balls. NCC values between test and template samples are very robust and reliable under well-structured condition. The 200 samples on real wafer are tested and show good practical feasibility of the proposed method.

Finite Element Analysis of a Hot Profile Ring Rolling Process of the Ball Bearing Outer Race (볼 베어링 외륜 열간형상링압연 공정의 유한요소해석)

  • In this paper, a manufacturing process for a ball bearing outer race is studied by experiments and predictions, which is composed of four hot forging stages and the final hot or warm profile ring rolling stage. An analysis model and some assumption to simulate the profile ring rolling process is introduced. The entire process including the forging stages and ring rolling stage is simulated using a rigid-thermoviscoplastic finite element method and the predictions are compared with the experiments in terms of major dimensions, showing that they are quantitatively very close to each other.

  • The lubrication characteristics of high-speed ball bearings have been investigated empirically using 45mm bore split inner ring ball bearings employed in small industrial gas turbine engines with oil-jet lubrication method. For the close structural simulation, experiments carried out with bearing mounting supports of real engines, such as bearing housings and oil nozzle assemblies with squeeze film dampers. Thus the results of tests can be directly applied to the design and the development of gas turbine engines. Testing was done by varying operating speeds, axial load on bearings, and lubricant flow rates. During testing, the temperature of bearing at outer-ring face, the power consumption of the driving motor, and the rotating resistance of the bearing were measured. From this study, the representative factors for lubrication characteristics at high speed was found, and the most important one was not operating speed but axial load up to 1.95 million dmN speed and 2969 N axial load. Furthermore, the detailed variation of the rotational resistance of the bearing could be visualized by measuring the change of the radial load under the bearing supports. The rotational resistance consists of the frictional resistance and the bearing-cavity oil resistance.

Dynamic Characteristics of Indeterminate Rotor Systems with Angular Contact Ball Bearings Subject to Axial and Radial Loads

  • This paper presents the dynamic analysis of indeterminate rotor systems with angular contact ball bearings subject to axial and radial loads. The reaction forces against applied radial loads significantly influence the dynamic characteristics of angular contact ball bearings. However, the reaction forces are hard to determine in the case of indeterminate rotor-bearing systems. To this end, this paper proposes a finite element model for indeterminate rotor systems with angular contact ball bearings. An improved bearing model is adopted which is originated from the Harris's bearing dynamic model. The bearing model is also extended to include centrifugal forces due to the ball and inner ring. This paper utilizes a new iterative algorithm for general, indeterminate rotor systems with angular contact ball bearings. This examples are provided to illustrate the dynamic characteristics of rotor systems with angular contact ball bearings subject to axial and radial loads. The experimental and numerical results prove that the proposed method is useful for the dynamic analysis of indeterminate rotor systems with angular contact ball bearings.

  • In this paper, defect formation in ring rolling is revealed by computer simulation of ring rolling processes. The rigid-plastic finite element method is employed for this study. An analysis model having relatively fine mesh system near the roll gap is used for reducing the computational time and a scheme of minimizing the volume change is applied. The formation of the central cavity formation defect in ring rolling of a taper roller bearing outer race and the polygonal shape defect in ring rolling of a ball bearing outer race has been simulated. It has been seen that the results are qualitatively good with actual phenomena.

  • The paper describes and alternative method based on a new idea to measure the circular movement of machining centers. ISO has employed three testing methods for the acceptance tests of machine tools; the first is a rotating one-dimensional probe method, the second is a two-dimensional probe and a master circular ring, and the third is a kinematic ball bar. The last two methods were proposed and introduced by W. Knapp and J. B. Bryan, respectively. The newly developed method is superior to above two methods; the rotating angle can be detected and the rotating radius is variable. Circular movement errors of machining centers were investigated by the analysis of data measured by R- .THETA. method. Followint observations are obtained 1) The errors which depend on positions, i.e., periodical errors by the pitch of ball screws, errors by compensation of backlash and errors by perpendicularity of X and Y-axis, were analyzed. 2) The errors which depend on NC control system, i.e., errors by the unbalance of position-loop-gaians, errors by velocity-loop-gains and errors by feed speeds, were quantiatively analyzed. 3) The method of extracting error information, which uses moving technique of averaging angle and fourier's analysis data mesured by the R- .THETA. method, was proposed.

Effect of PPG, MDI, 2-HEMA and butyl acrylate content on the properties of polyurethane adhesive (폴리우레탄 접착제의 물성에 미치는 PPG, MDI, 2-HEMA 및 butyl acrylate량의 영향)

  • FT-IR measurement and the physical properties of polyurethane adhesive prepared from the polyol, isocyanate, 2-HEMA and other acrylate monomers were examined. The softening point, viscosity, adhesion strength and mechanical properties of the PU adhesives were reviewed by Ring and Ball method, Brookfield viscometer and universal test machine, respectively. Results revealed that increment of both PPG amount and butyl acrylate content decreased softening point, adhesion strength, tensile strength and 100% modulus. However as 2-HEMA and MDI content increased the mechanical properties including tensile strength, 100% modulus increased, and also the viscosity and NCO content increased.

  • In this paper, we investigate the rotordynamic characteristics of turbopump system for 9.5ton thrust liquid rocket engine. A finite element method is used to analyze the vibratior characteristics of a rotor-bearing system. The turbopump rotating system is modeled by shaft with sixty elements, nine rigid disks, four ball bearings and four floating ring seals. The calculation results show that the margin of 1st critical speed is increased from 12% to 68% by use of elastic damping ring. In addition, the margin of the 2nd critical speed near the operating speed is increased from 30% to 63% by the stiffness and damping of floating ring seals.
